NanoWired developed the unique NanoWiring process which enables the fabrication of NanoWired on a large variety of surfaces and systems. These NanoWires enable full metallic room temperature joining processes as well as low temperature sintering processes.
Company profile
NanoWired is a spin off from the Technical university of Darmstadt. It was founded in 2017 and has now 25 employees. NanoWired has filed more than 50 patents to protect its processes and technologies. The headquarter is in Gernsheim, Germany. There we have laboratory and clean rooms to implement integration processes and to provide small series. In Taiwan NanoWired has founded a technology demonstration center to be nearer to our customers in Asia. NanoWired offers the NanoWiring production machine to its customers so that it can be integrated directly in the customers production line.
NanoWired has filed more than 50 patents to protect its processes and technologies.
Role in the project
NanoWired contributes to WP 4. NanoWired is Task-Leader of Task 4.1.2.
Key contribution
NanoWired will work on die attach materials als well as top connect solutions like FPC top connects. A key issue is the low temperature sintering which needs only a temperature of 170°C. Another focus is the development of a process for the flip chip interconnection of Gan-Transistors. There we rely on our lithography compatible NanoWiring process. Testing is also part of NanoWired’s contribution.
